Thermal Management Design Guide Helps Microelectronic Designers

A new design guide on thermal management in microelectronic circuit design is now available from Natel Engineering Co., a leading manufacturer of high-end microelectronic components. Aimed at helping microelectronic designers during the circuit development stage, this guide discusses important thermal considerations in microelectronic packaging.

Microelectronic circuits are made of dissimilar materials that can expand, contract and transfer heat at different rates. Because this material movement depends on the heating and cooling of the circuit, microelectronic designers need to consider each material’s coefficient of thermal expansion (CTE) and thermal conductivity in watts per mil Kelvin (W/mK) prior to designing a package.

In a quick reference format, Natel’s new design guide addresses this issue with charts on the CTE and W/mK of materials commonly used in packages, substrates and organic substrate/semiconductor die attachment. It also presents mathematical formulas and illustrations for determining the total thermal resistance of a package taking into account the thermal resistance of a particular material and the thermal resistance of a particular material layer within a circuit.

As one in a series of design guides, the thermal management design guide is a tool that Natel provides to help companies enhance their microelectronics design and manufacturing processes. Natel is a valuable resource for companies seeking high-end microelectronic manufacturing solutions.

For over 25 years, Natel has been a premier provider of quality hybrids, MCMs, COBs, and other modules, including 10G – 40G high frequency products. Natel meets the microelectronic needs of many industries including defense, medical, microwave/RF, ATE, and opto-electronic.
